Abstract: | Die vorliegende Dissertation beschäftigt sich mit der Implementierung und Entwicklung von Niedertemperatur-Plasmaprozessen, basierend auf der Verwendung metallorganischer Precursoren des Zinn und des Zirkonium zur Abscheidung von transparenten Oxidschichten auf den Substrattypen Glas und Polycarbonat. Hierfür wurden die Verbindungen Zinn-tetra-tert-butoxid sowie Zirkonium-tetra-tert-butoxid synthetisiert und in einem RF-aktivierten PECVD-Prozess (13,56 MHz) eingesetzt. Es wurden Beschichtungsreihen unter Berücksichtigung der Parameter Precursorfluss, Prozessgaszusammensetzung, Plasmaleistung, Plasmapotenzial sowie Beschichtungszeit angefertigt und einer systematischen Charakterisierung unterzogen. Der Zusammenhang von Beschichtungsparametern mit Aufbau, Struktur und Zusammensetzung der Plasmaschichten wurde herausgearbeitet, mit bestehenden Schichtbildungsmodellen abgeglichen und Schlussfolgerungen hinsichtlich einer geeigneten Prozessführung gezogen. Eine signifikante Abhängigkeit der erzielten Eigenschaften von der Zusammensetzung des Prozessgases zeigte sich dabei, wodurch Funktionalität und Struktur der Zinn- und Zirkoniumoxidschichten bestimmt wurden. Dementsprechend konnten die Bedingungen für optimiertes Schichtwachstum, Härte, Transparenz, Refraktärindex sowie kristalliner Phase bestimmt werden und damit der Nachweis für den anwendungsnahen Einsatz der Schichten in funktionellen Anwendungen erbracht werden. Object of this work is the study and development of low temperature plasma deposition processes by applying metalorganic precursors of tin and zirconium. The coating of transparent oxide films on glass and polycarbonate substrates was realized using the compounds tin-tetra-tert-butoxide and zirconium-tetra-tert-butoxide in an RF-activated PECVD process (13,56 MHz). Different deposition series were performed with control of the process parameters precursor flux, gas composition, process power, plasma potential as well as process time and characterized systematically. The dependence of growth, structure or film composition on the distinct process parameters was observed, compared to recent film growth models and finally conclusions for an appropriate process control were drawn. A significant dependence of the obtained properties upon process gas composition became evident which determined structure and functionality of the tin oxide and zirconium oxide coatings. Further the conditions for optimized film growth, film hardness, transparency, refractive index as well as crystalline phase could be determined and proof of functional application of test samples was given. |
