Abstract: | Gegenstand dieser Arbeit war die Untersuchung der Uphill-Diffusion für die Elemente Na, K, Co, Ni, Pd, Pt und Au in CdTe und CdZnTe. Für die Elemente Ag und Cu war Uphill-Diffusion in CdTe bereits vorher bekannt, wenn Te-reiches Materials verwendet wird und des Diffusionsprozesses unter einem externen Cd-Dampfdruck erfolgt. Für die Elemente Na, Pd und Au konnte ebenfalls Uphill-Diffusion beobachtet werden, wohingegen für die Übergangsmetalle Ni und Co kastenförmige Diffusionsprofile beobachtet wurden. Die Elemente K und Pt zeigten dagegen ein gewöhnliches Diffusionsverhalten.
Im Fall von Ag in CdTe wird Uphill-Diffusion auch durch eine aufgedampfte Metallschicht verursacht, was für verschiedene Metalle beobachtet werden konnte. Es wird vermutet, dass an der Metall/Halbleiter Grenzfläche interstitielle Cd-Eigenatome freigesetzt werden. The purpose of this work was the investigation of uphill diffusion for the elements Na, K, Co, Ni, Pd, Pt and Au in CdTe and CdZnTe. For Ag and Cu uphill diffusion was known if Te-rich material is used and the diffusion process is performed under external Cd pressure. For the elements Na, Pd and Au uphill diffusion was observed, too, but the transition elements Ni and Co in Te-rich material showed box-shaped profiles upon diffusion under external Cd pressure. In contrast, the elements K and Pt didn’t show any unusual diffusion behaviour. In case of Ag in CdTe uphill diffusion also is induced by a metal layer evaporated onto the implanted surface. It is proposed that this effect is caused by Cd self-interstitial atoms that are released at the metal/semiconductor interface. |
